双极型功率器件热仿真器的研制及实现
Development and Realization of Bipolar Power Device Thermal Simulator
【摘要】 概述了双极型功率器件的结构特点,给出了界面化热仿真器的器件温升理论方程,通过三维模型热仿真结果及试验实测结温数据对比分析,对仿真器的理论模型、仿真结果进行修正,最终验证了其仿真结果的准确性,该仿真器具有极好的工程应用价值。
【Abstract】 Bipolar power devices thermal simulator development and summarizes the structure characteristics of bipolar power devices, gives the interface thermal simulator temperature rise equation is derived, through 3d model according to the test of junction temperature thermal simulation results and data analysis, the theoretical model, the simulation results of interface simulator, validated the accuracy of simulation results, the simulator has excellent engineering application value.
